Diotec Semiconductor Single FETs, MOSFETs DIW030N65K

The DIW030N65K is an N-channel power MOSFET rated for 650 V drain-source voltage and 30 A continuous drain current at 25°C, housed in a TO-247 package. It features a maximum on-state resistance of 65 mΩ, a total gate charge of 104 nC, and is rated for 1567 mJ single-pulse avalanche energy. The device has a maximum junction temperature of 150°C and a thermal resistance from junction to case of less than 0.8 K/W. It is ESD protected, avalanche rated, and available in AEC-Q101 compliant or qualified versions. The part is RoHS compliant and packaged in tubes or cardboard trays.
