Diotec Semiconductor Single FETs, MOSFETs DIW018N65

The DIW018N65 is an N-channel power MOSFET designed for applications such as PFC circuits, power supplies, BLDC motor drives, and battery-powered tools. It is packaged in a TO-247 case with a maximum drain-source voltage of 650 V, a continuous drain current of 18 A at 75°C, and a power dissipation of 155 W at 25°C. The device has a typical on-state resistance of 155 mΩ and is rated for single-pulse avalanche energy up to 480 mJ. It operates with a junction temperature range of -55°C to 150°C and meets AEC-Q101 compliance when equipped with the -Q suffix. The part is RoHS compliant, halogen-free, and features low gate charge and fast switching characteristics. Its thermal resistance from junction to case is 0.8 K/W.
