Diotec Semiconductor Single FETs, MOSFETs DI115N06PQ

The DI115N06PQ is an N-channel power MOSFET designed for use in DC/DC converters, power supplies, and synchronous rectifiers. It is packaged in a QFN5x6 surface-mount case with a maximum junction temperature of 175°C and a power dissipation of 78.9 W. The device has a drain-source voltage rating of 60 V and a continuous drain current of 115 A at 25°C, with an on-state resistance of less than 2.5 mΩ. It features low gate charge, fast switching times, and avalanche capability. The part is AEC-Q101 compliant, RoHS compliant, and meets UL 94 V-0 flammability ratings. Thermal resistance from junction to case is less than 1.9 K/W. The device is supplied taped and reeled with a weight of approximately 0.1 g.
