Diotec Semiconductor Single FETs, MOSFETs DI064P04D1

The DI064P04D1 is a P-channel power MOSFET designed for DC/DC converters, power supplies, DC drives, and synchronous rectifiers. It is packaged in a TO-252AA (D-PAK) case with a weight of approximately 0.32 g and meets UL 94 V-0 for case material. The device has a drain-source voltage rating of -40 V, continuous drain current of -64 A at 25°C, and a maximum power dissipation of 48.3 W. The drain-source on-state resistance is less than 7.6 mΩ at 30 A and 10 V gate-source voltage. It features avalanche rating with single pulse energy of 221 mJ, a junction temperature range of -55°C to +150°C, and is compliant with AEC-Q101 for automotive applications. Thermal resistance from junction to case is 2.6 K/W. The part is RoHS compliant and supplied taped and reeled on a 13" reel with MSL 3 rating.
