DIODES Incorporated Single FETs, MOSFETs DMTH8003SPSWQ-13

The DMTH8003SPSWQ-13 is an 80V N-channel enhancement mode MOSFET in a PowerDI5060-8 package, designed for high-efficiency switching and synchronous rectification in automotive applications. It features a maximum continuous drain current of 105A at 25°C junction temperature, with on-resistance of 3.9mΩ at VGS=10V and 6mΩ at VGS=6V, and is rated for operation up to +175°C. The device supports 100% unclamped inductive switching, has a thermal resistance junction-to-case of 1.51°C/W, and meets AEC-Q101 qualification and IATF 16949 manufacturing standards. The package is molded plastic with UL 94 V-0 flammability rating, RoHS compliant, and supplied in tape and reel packaging.
