D3S190N65F-U is a 650V Super Junction Power MOSFET in TO-220 FullPak package, designed for high-efficiency power conversion in applications such as server power supplies, motor control, and power factor correction. It has a maximum drain-source on-state resistance of 190 mΩ at 25°C, a continuous drain current of 21.6 A at 25°C, and a pulsed drain current of 86.4 A. The device supports a single-pulse avalanche energy of 399 mJ and operates within a junction temperature range of -55°C to 150°C. Thermal resistance from junction to case is 2.23°C/W. The TO-220 FullPak dimensions include a length of 12.50 to 13.50 mm, body width of 9.70 to 10.30 mm, and terminal pitch of 2.29 to 2.79 mm. It meets RoHS compliance and is rated for IEC 60286-3 soldering conditions.
