The CDMS24760-170 is an N-channel silicon carbide MOSFET in a TO-247 package for high-speed switching applications. It has a 1700 V drain-source voltage rating, 21 A continuous drain current, and 32 A pulsed drain current. The gate-source voltage is rated to 20 V, with an on-resistance of 60 mΩ at 15 V and 10 A. The device operates from -55°C to +175°C with a 28 W power dissipation. Input capacitance is 1.2 nF, output capacitance is 50 pF, and reverse transfer capacitance is 7 pF at 1000 V. Turn-on delay is 70 ns, turn-off delay is 38 ns, rise time is 25 ns, and fall time is 24 ns under 800 V and 20 A conditions. The TO-247 case averages 6.175 g with ±10% mass tolerance. The device uses halogen-free molding compound and complies with RoHS.
