The CDMS24740-170 is an N-channel silicon carbide MOSFET in a TO-247 case, designed for high-speed switching and fast reverse recovery. It has a drain-source voltage rating of 1700 V, a continuous drain current of 26 A, and a on-resistance of 40 mΩ at 15 V gate-source voltage. The device operates within a junction temperature range of -55 °C to +175 °C, with a power dissipation of 28 W. Switching characteristics include a turn-on delay of 27 ns, turn-off delay of 98 ns, rise time of 78 ns, and fall time of 62 ns. The TO-247 package has a device mass of 6.175 g to 6.240 g, with a ±10% fluctuation margin. The molding compound is halogen-free and the part is compatible with lead-free or tin/lead plating.
