The CDMS24720-170 is an N-channel silicon carbide MOSFET in a TO-247 package for high-speed switching. It rated for 1700 V drain-source voltage, 37 A continuous drain current, and 80 A pulsed current. The on-state resistance is 20 mΩ at VGS=15 V and ID=10 A. Operating junction temperature ranges from -55°C to +175°C with a power dissipation of 28 W. Gate-source threshold voltage is 2.6 V. Input, output, and reverse transfer capacitances are 3.5 nF, 180 pF, and 22 pF at 1000 V. Turn-on and turn-off delays are 25 ns and 45 ns, with rise and fall times of 75 ns and 27 ns. The TO-247 case mass is 6.175 g ±10%. Packaging includes bulk (100 units) and antistatic sleeves (30 units). The device uses halogen-free molding compound and complies with RoHS.
