BLP15M9S70GXY is a 70W LDMOS RF power transistor for broadcast and ISM applications in HF to 2GHz, packaged in a TO-270-2G-1 case with a thermal resistance from junction to case of 1.0 K/W. It operates with a drain-source voltage up to 65V, gate-source voltage from -6 to +13V, and a maximum junction temperature of 225°C. The device delivers 70W output power at 915MHz and 1400MHz with 75% and 70% drain efficiency respectively, and provides 17dB power gain at 1400MHz. It includes integrated ESD protection, exhibits ruggedness withstanding VSWR up to 10:1, and is suitable for CW applications. Packaging is in a 100-piece dry pack tape reel.
