BLP0427M9S20XY is a 20W plastic LDMOS power transistor for broadband RF applications from 400MHz to 2700MHz, packaged in a TO-270-2F-1 surface mount case with dimensions of 10.67mm x 9.65mm and an exposed heatsink. It features high efficiency, excellent ruggedness with VSWR=10:1 tolerance, integrated ESD protection, and operates with a drain-source voltage up to 65V and junction temperature up to 225°C. Thermal resistance from junction to case is 0.9 K/W. The device meets RoHS compliance and is classified as ESD HBM Class 2 and CDM Class C2A. It is designed for use in radar, avionics, communications, and industrial, scientific, and medical applications.
