The BLM9D2325-20AB is a 2-stage fully integrated Doherty MMIC using Ampleon's GEN9 LDMOS technology, designed for final-stage amplification in massive MIMO and small cell base stations operating between 2300 MHz and 2500 MHz. It is packaged in a PQFN20 thermally enhanced quad flat package with an 8.0 x 8.0 x 2.1 mm body and an exposed ground flange. The device features an integrated input splitter and output combiner, independent bias control for carrier and peaking stages, and complies with RoHS Directive 2002/95/EC. It delivers a typical output power of 3.55 W with a power gain of 27.1 dB and drain efficiency of 42.1% under W-CDMA test conditions. The maximum drain-source voltage is 65 V and the junction temperature rating is 175 °C. The part includes integrated ESD protection and is rated for withstand load mismatch up to VSWR 10:1 in Doherty operation.
