BLF981SU is a 170 W LDMOS transistor in an earless ceramic SOT467B package, designed for broadband applications up to 1400 MHz in broadcast, ISM, avionics, and non-cellular communications. It features integrated ESD protection, high efficiency up to 71%, and ruggedness capable of withstanding a VSWR of 40:1 under pulsed RF conditions at 700 MHz and 50 V drain bias. The device has a maximum drain-source voltage of 108 V, a junction temperature rating of 225 °C, and a thermal resistance from junction to case of 0.61 K/W. It is compliant with RoHS standards and meets ESD sensitivity classifications C2A for CDM and Class 2 for HBM.
