The ART150PEGZ is a 150W LDMOS RF transistor in a TO-270-2G-1 package, designed for broadband operation from 1MHz to 650MHz in industrial, scientific, medical, broadcast, and radar applications. It supports drain-source voltages up to 65V and features integrated dual-sided ESD protection, high efficiency up to 85.6%, and excellent ruggedness with no degradation under load mismatch up to VSWR 65:1. Thermal resistance from junction to case is 0.50 K/W under RF conditions. The device is RoHS compliant and meets ESD standards per HBM Class 2 and CDM Class C2A. It is packaged in a dry tape reel with 500 pieces per order.
