AOM060V75X2Q is a 750V silicon carbide MOSFET in a TO-247-4L package, designed for automotive applications such as xEV chargers and inverters. It has a typical on-resistance of 60 mΩ at 25°C, a continuous drain current of 22 A at 100°C, and a pulsed drain current of 90 A. The device is AEC-Q101 qualified and features a gate threshold voltage of 1.8 to 3.5 V, total gate charge of 39.4 nC, and stored energy in output capacitance of 12 µJ. Thermal resistance from junction to case is 1.00 to 1.20 °C/W, and junction temperature ranges from -55°C to 175°C. The part is 100% UIS tested and operates with a recommended gate-source voltage of -5/+15 V.
