AOK015V65X2 is a 650 V silicon carbide power MOSFET in a TO-247-3L package, designed for high-efficiency switching applications such as EV chargers, solar inverters, and UPS systems. It features a typical on-resistance of 15 mΩ at 25°C, a pulsed drain current of 200 A, and a maximum junction temperature of 175°C. The device has a reverse recovery charge of 238 nC and stores 36 µJ of output capacitance energy at 400 V. It is 100% UIS tested and meets AEC-Q200 qualifications. Thermal resistance from junction to case is 0.48 °C/W, and junction-to-ambient is 40 °C/W in still air. The gate-source voltage rating is -5 V to +15 V under normal operation. The part is RoHS compliant.
